A novel concept of utilizing electro-optical active oxides in silicon photonic devices is developed and realized in the frame of this thesis. The integration of such oxides extends the silicon photonics platform by non-linear materials, which can be used for ultra-fast switching or low-power tuning applications. Therefore, Barium titanate (BTO) thin films are epitaxially grown on silicon substrates via molecular beam epitaxy and rf-sputter deposition. The electro-optic properties of 100 nm thick BTO layers are extracted as 148 pm/V, which exceeds the values reported for the standard electro-optical material in bulk modlators, lithium niobate, by a factor of five. Subsequently, active BTO layers are embedded into silicon photonic devices, such as waveguides, resonators, and interferometers. Design concepts, the expected performance, as well as active and passive characteristics of fabricated devices are discussed and compared to state-of-the-art silicon photonic structures.
